Choosing transistor for class E PA

Hi all,
I would like to know how could you choose a transistor for your design?
I am going to design a class E at 144Mhz &12W output with GS66508B from GaN system.

GS66508B seems not suitable for 144 MHz application.
For a E-Class RF Power Amplifier, GaN RF Transistors or RF MOSFET Transistors can be used.
 
Because Class E is a switching style PA, a power
(eGaN) might be more suitable than a dGaN
RF device. But I'm not a radio guy. You would
probably want one of the smaller sized low
voltage ones for 15W in a 50-ohm system,
to keep its Coss from being a major term in
the Zmatch / transform / filter network.

At such low frequency you might like a
"logic level FET" which are LDMOS but tend
to not be sold as "RF". I've used them for
"load slammers" and you can smack them
around pretty good just with ACS logic
gates, paralleled.
