The thing that i don't understand is:
aren't there such switches in cell Phones?
aren't they using Fets that operating in 800-900 MHz?

I previously mentioned some manufacturers of GaAs switches. They have switches up to 10W power handling, which should be sufficient for the said voltage level. There are however some unclear points, e.g. switching speed or if DC capability is required. RF relays are probably the most simple solution.

Thanks, (i'm sorry for repeting some details).

Unclear points are due to my thought that the case is easy
every post i understand, more detail makes it more complicated
i.e. i want it to be SMT part
i didn't mentioned it before, i thought it is obvios that if there is throe hole component there will be such SMT too etc

clarfication:
- no need for DC capabily
- switch speed not so importent

importent:
- switch passing power @ 500KHz (maximum 200mOhm Rdson)
- switch blocking voltage @ 20MHz (as if there is 10KOhm on the line)
- using 3Vdc control
- SMT part possible
- not so expansive (<2$)
- i prefer some antiseriel Power Fets for i.e. Opto Mos seems not be able to pass power am i wrong?

about L or T topologies i not yet found
i hope you are not lossing your patiance w all me questions & unclear info

I asked for DC capabilities, because GaAs switches mostly use AC coupling. Isolation and insertion losses are usually specified in dB, also power in dBm, both referring to 50 ohm load. You have to translate it to your units. While isolation and power handling of the 5 or 10 W GaAs switches seems to fit, insertion losses refer to about 1 ohm switch resistance. http://www.rfmd.com/CS/Documents/RF1201DS.pdf

Thus I think, RF relays are a more simple solution. Like this **broken link removed**
They are also availabe with coaxial screen for 50 ohm impedance matching, but according to your specification, this doesn't seem appropriate.

first of all thank you very much for all your answers and specs of components you sent me
i appriciate this very much.

how can i translate it to my units?
this kind of solution seems better to me due to the low profile of the GaAs switch which eventually i would like to achive
as i saw RF relay's are high more than 1mm and i more positive to the fact that GaAs are low profile

so for now from all our discutions i will focus on
1. GaAs switches translation to my units
2. Anti seriel L or T topologies
3. Rf relays that will be low profile as possible (i'm sorry that i didn't mention it before, cause i didn't thought this limitation exsit, but after short research i didn't find low profile relay)
4. maybe some Pin diode topology what do you think about this? its something new i heard today

so thanks again & if you have some more Rf companies like the ones you gave me (RFm ) it will help a lot

i think that i already not limited by 3Vdc control signal,

Because i found a way to increase it if needed by using charge pump
does it some how helps to find the switch i'm looking for?
- i'm still looking for L T topologies for antiseriel mosfets
- checking Pin diode switches due to low profile possiblility less than 1mm
- RF low profile relay less than 1mm
- the translation is
my power (mW) = 10^(P(dbm)/10)
am i right?

RF relay are too high could find somthing around 1mm hieght,

ST semiconductors recomanded:
