MOSIS does have BICMOS technologies, such as IBM 5HP. They will have the parameters for the bipolar portion of the technology, plus the passive components. Jazz Semiconductor is another foundry with bipolar models for the bipolar portion of their BICMOS technology. If you are looking for complementary bipolar, Zarlink is a foundry for this type of technology. Their are many others that I haven't mentioned.

The models are usually bundled with a design kit and are proprietary to the foundry so you have to get them from the foundry or foundry service, eg. MOSIS.
Another way to find SPICE BJT models are I/O models from certain companies, such as Maxim or ON Semiconductor. By looking at the TF parameter, it will give you and idea if the technology is a 40+ GHz SiGe process, 25 GHz homo-junction process, or <20 GHz homo-junction technology.
