About CPU Test

We usually insert scan to do structure test, but I just heard it is not a good way to test CPU since it will slow down it , is it true ? If, then how to test CPU when maufacture ? Running a self-test program in ROM ? Input instructions by JTAG ? Which is better ? How to ensure the test coverage ?
Another question, how I assemble diferrent instructions to make sure the coverage when do function test for CPU? Can anyone give me some articles about the CPU test ?

Re: About CPU Test

Hi Rachel:

You can insert scan in CPU too, but not for DataPath and some other

critical-path for not decrese your chip's performance.

Logic Bist is not good for CPU test. You can use input function pattern to

FlexTest from Ment0r to see your coverage. In fact, you can use FlexTest

to see the coverage for any patitial-scan design.
