In general, what is the min capacitance I can use in 0.18 um technology that still gives acceptable accuracy?

It depends on what it means by acceptable accuracy. A few hundres of fF might be acceptable.

check out ITRS 2004 update.. This is the International Tech. Roadmap for semiconductors.. Am sure u will find wht u want in there.
