what is the default unit for tox in Hspice level 28 model?

I found only this: toxp=65 in level 28 model. What is the default unit for tox ?
um or nm?

you mean the unit is um, that is tox=65um? It seems impossible.
 

I'm not really sure about the level 28 model, but for the models I've seen tox is usually listed in meters with a value of something like 1.7e-7 or something like that. toxp might be something different than tox in your case.
