Varactor material? Could you help me?

varactor accumulation inversion

Dear all,

Could anyone introduce a book to describe in detail about the work mechanism of the Varactor? such as how to form inversion, deplection and accumulation region.

I have seen the materials and show the graph of the capacitance of the varactor Vs the Vctrl. It shows the capacitance value of the accumulation region and the inversion regsion is the same. However, I have tried to simulate it and it found that there are some different capactirance value. WHY?
