Typical realistic Vbe and Beta mismatch in a 1um process?

bjt vbe mismatch

I don't quite believe the 1.4% Beta and 50uV Vbe mismatch for a vertical BJT in my 1um process. I'm used to seeing 200-500uV and 4% mismatch in such processes (everything is 1-sigma). What have other people found in such processes?

contact the foundry.
the Ele. parameter of the process will give the answer.

The numbers I quoted are the foundery's expected behavior, I'm just not that trusting of it. Matching parameters are poorly measured, almost always over-estimated and few founderies do an honest job at it. It's not until one does a circuit that depends on these numbers do most customers find out how erronous they are. In my experience, foundry numbers can rarely be trusted.
