Suggest me diodes capable to rectify 200 MHz

I am looking for diodes capable of rectifying 200 MHz. So far I only found Motorola's MBD301, 30V, 100mA, 1.5 pF, 100 ps reverse recovery.
I would like something comparably fast, but capable of higher power rectification. Please help!

I remember so that UF400x family up to ca. 100-200V has only 50ns recovery time_maybe you can use it?

I think, these is the highest speed power diode what I know_Trr=max 30ns, at 1A_35ns by 6A(Ur=600V)...

At 200 MHz the whole period lasts 5 ns, so 30 ns Trr is absolutely unacceptable.

I know, but if you can not find some components for 200MHz, than make it even at 100MHz, or 20_or with lot of smaller power elements pls :)...
You can have super high speed versions of 1N4448; 200mA at Trrmax 5nsec, Ifdc=200mA/Ifpeak 0.7A...
Sorry, but _as I know_ your goal is not real with todays components...

Could you design the circuit using transistors? There are plenty of fast transistors around.

Thanks, Keith - this may be a very good suggestion. The question is: what is the best way to use a transistor for rectification?

One way is to connect the base to collector, although depending on exactly how you want to use it, you could use it as an emitter follower with the collector to VCC.

I've heard that there are diodes (PAD1 by Siliconix) made in a similar way from JFETs. Do you think it is better to use a bipolar transistor or a JFET?

I cannot remember how fast they are or what the capacitance is. I will have a look when I get chance.

Added after 2 hours 28 minutes:

The PAD1 diodes are ultra low leakage and only 50mA - so not really suitable for your application. Low capacitance though. I think I would look at using a bipolar transistor. You could simulate different connections - emitter follower or diode connected. If you need help with it you would need to give some more details e.g. is it a straightforward RF signal, AC coupled, 50 ohms? Are you looking for simple peak voltage output, what is the load on the diode etc?

I read today over a new 5 nsec dual Schottky from "Central" _ maybe its some usable for you :)
"CMRSH-4DO dual isolated 40-V, 200-mA SOT-963 Schottkys with a VF of 0.35 V, switching speed (Trr)of max 5.0 ns". **broken link removed**
