hello i am totally new to silvaco tcad i want to make a pn device here are the requirements
I want to find the forward and reverse characteristics curve of this structure, for finding I-V curve the strep should be of 10V.
here is the code on which im stuck
- layer 1: Anode ( platium)
- layer 2: p-GaN (acceptor) dopping= 1*10^17/cm*3, thickness=0.5 micro-m
- layer 3:n-GaN (donor) dopping= 1*10^19/cm*3, thickness=5 micro-m
- layer 4:N+GaN (n-donor) dopping= 1*10^16/cm*3, thickness=2 micro-m
- layer 5: Cathode (titanium)
