Questions about bsim3v3 parameters

I just wanted to know if i can use the channel length modulation coefficient for a bsim3v3 transistor (pclm) when calculating the output resistance of the transistor. Since ro is approx 1/lambda x Id. Can i use the pclm value here instead of lambda. The reason i ask is because lambda for level 1,2 etc models is usually around 0.01, whereas pclm values are sometimes greater than one.

lamda is process dependent. Of course, it depends on the channel length also. To get an approximation of lamda, you got to simulate the I-V curve of the transistor.

I think you can not just replace PCLM with LAMDA for Ro calculation

PCLM used in BSIM3v3 is a parameter in very-complex model equation, not just as simple as 1+lamda*Vds and thus completely different from lamda.

in my opinoion

bsim3 v3 has complex model for calculation of lambda

but rd= (lambda*Id)^(-1) also remain valid for for first design guess
though for actual lambda one can use simulated response of transister.

and for perticularly answer original query i don't think lamda value in practice ever exceed unity. though in some transister regime of operation you can make try some approximation.
