I want to design a balanced LNA at 1.95GHz, NF should below 0.7dB, but because of hign Gain, the amplifier should have at least 2 stage, so the NF of the first stage should below 0.5dB, can anyone introduce me a Low noise transistors for this LNA?

I searched Agilent's web ,most of its Low noise FET transistors'NF is about 0.5. I wonder whether I can achieve it.

Has anyone tried the ATF-54143, ATF-34143 and ATF-35143? what's about the NF at 2GHz?

If the datasheet says the typical NF is 0.5dB, can we achieve it?

I don't believe you will find BJT with F below 1dB. (BFP420 NF=1.05dB at 1.8GHz). Try Infineon newer transistors.

The last one is a HEMT GaAs. Very good NFmin up to 40GHz (I measured its noise parameters).

But the datasheet says it's for C to Ka band application. Can it work well in 2GHz?

We also used it to realize e LNA at 2GHz; it is very unstable (the HEMT, not the amplifier :D ) but works fine !

bye
