Please tell me about the parameters of the transistor I have to kept in mind before selecting it for designing s band local oscillator.

Wheather design should be done by using BJT or FET.

Because of the 2-5GHz frequency, you can select bipolar transistors with about max twice as much transit frequency (fT) quite easily, for instance from Infineon or other manufacturers. I do not think you need FET.
