Hai
I want to know which are the capacitances that wll be effected by scaling of a transister. What are the new capacitances that will come into picture.

When u increase the transistor size, increase W/L, the parasitic capacitance are increasing, like cgs-cgd-cgb-...

Do u face a certain problem ??

I believe CGDO will become larger. As to new para caps, it depends on the process.

actually all the capacitances (Cgd, Cgs, Cdb, Csb, Cgd etc.) including the parasitic overlap ones depend on the scaling.

check razavi cmos book.

talks about scaling with examples including what is scaled.

the cap will be smaller with the scaling down, but the impact will be bigger.

i agree with this reply

which impact ???

regards

Smaller drain current, resulting in smaller transconductance.
