I'm looking for technology files and device models for 0.18, 0.13 and 70nm technology.

I can only find 0.18 from MOSIS. The model is level 49, is it enough if I want to calculate the leakage power?

And how to use the Berkeley's model BSIM4.4.0, is it used to generate tech files?

The following sitge has tech files down to 95nm.

Tech files are generated by the Silicon Foundry and not from BSIM. The foundry will generate various sized transistors for a given process then do parametric extraction such that a BSIM 4 model reflects their transistors.
