Hi
I'm making Tunneling FET with E1 model to implementing band to band tunneling current.
BUT I don't understand how sentaurus simulation deals with Band to Band tunneling equation.
From sentaurus guide book, there is only equation for E1 model with contant 'A','B' and electric field 'F'.
Then, it means if there is band bending, band to band tunneling always exists?
I have problem that there is BTBT current although Ntype's conduction band is above Ptype's valence band and tunneling width is so big.
Can you answer to this question?
Thank you for reading.
