How to get Vth using Hspice?

Hi All,

I want to use Hspice to get Vth directly. I used .option list but not sure whether this is the right way to find out Vth for devices.
Any opinions?

Hi,
You can obtain the Vth directly from de I-V curves.

PLot IDS vs VGS, at fixed small VDS(assumig that the MOSFET is operating in the triode region). The threshold voltage is estimated by linearly extrapolating back to the x-axis. For a MOSFET operating in the saturation region you can stimated the threshold voltage in the same way, also by calcuating gm=B(VGS-VTh).

how to print mosfet vth of a mosfet in spice

.print vth(m1)
or .print lv9(m1)
or find vth in .lis file
 

hspice find vth

you can find vth for every mosfet in .lis
 

print vth hspice

in your model file there are the range and typical amounts of vth.
 

how to find the vth from iv curve

u can use the probe option i guess
