Hi!

I have the spice BSIM 3v3 model files for the N and P MOS transistors. How can I calculate k=µ×Cox from these files? I think µ is U0, but how can I calculate Cox?

Thanks!

In my thought, you want to get k' from Bsim library because you may calculate
current Equation in designing anlaog circuit properly. right?

maybe, even though you get k' from Bsim, it is not worth work. Because current Equation is not fittable Bsim model.

Bsim model is so complex and someone who design analog circuit using Bsim library will not get accurate k' and any other parameters.

oneday I had calculated mosfet's mobility from Bsim library. but too complex and it is useless.

I got some practical wisdom after calculated Bsim mobility.

"experience and intuitive are really important in designing Analog circut. and Don't rely on Hspice."

I just wanted to calculate an approximate k because I have an NMOS and PMOS transistor working at the same current, and I wanted to size them properly against each other. Anyway........I´ve just realized that the answer was easy: Cox=εox/Tox .... for a first approximation I think it would be good enough.
Thanks anyway!
