I worked on the RTD(resonant tunneling diode) model. RTD has no model in the spice. How can I build my own RTD model into the hspice and use it to simulate the RTD/HEMT circuits I designed?

You must develop large-signal model and small-signal model first. Usually VCVS,VCCS,CCVS&CCCS will be employed to implement.

thanks. can you talk more in detail about how to build small and large signal model?
1) We have some equations to describe the RTD's DC characteristics. I think that is large-signal model.
2) also we use network analyzer to test the RTD's s-parameter. we got some curve for the R~frequency C~frequency L~frequency(RLC is the component of the equivalent circuti). Is this the small signal model?
3)waht do you mean by this?? Usually VCVS,VCCS,CCVS&CCCS will be employed to implement.
