dear all! I'm a newbie in analog design!
i want to simulate inverter gate in BiCMOS by use TSMC 0.18um Process and BSIM3 V3.1 Model (mm018)
i want to use 180 nano technology file
but i have a problem
i have the library for this model but
VDD for transistor is between 1.8 to 3.3
and i know VDD for CMOS technology is between 1.4 to 1.8
and usually is lower that 1.8
and i want to simulate this circuit in 1 to 1.5 volt
what can i do?
is there any library for lower voltage?

each technology have a standard supply voltage that is recommend with the microelectronics fabrication foundries. these standards are due to the tox and thereby Vth and breakdown voltage of junctions. the standard supply voltage for 0.18 um technologies is 1.8 V. but it dosen't lead the wrong operation of circuits with lower VDD in such technologies. Some technologies like yours support some other transistors with different tox for I/O purposes with higher standard voltage supply. these I/O transistors have different models. There will be no problem if you could bias your transistors in the appropriate region, with respect of transistors threshold voltage of 1.8 V devises. otherwise you can use 0.13 um technology with standard VDD of 1.2 V.

i don't know which BiCMOS technology file have similar VDD for use 130 name or 0.13 um
is there any library for lower voltage for BiCMOS or BJT library?
