hspice lambda

Hi,

How can I get lambda curves of a bsim3v3.2 mos model with hspice?

I know that there is a lambda parameter in level 2 mos model.

But I can't get lambda eff of a level 49 mos model with hspice.

And I need help now.

you can simulate the cuve for gds in hspice and then divide it by Id.

I will send u a paper on monday which gives the complete netlist for simulaing all the level7 parameters

You mean level7? But my model is level49.

And I have tried it. the command string is:

.probe lambda=par('gdso(m_m9)/cdo(m_m9)')

then I got a lambda curve.

however, I don't know the credibility of the method

above.
 

mos model lampda

You simulate the level49 parameters to get level7 parameters...

the hspice statement you have given uses "CDO" I asked you to divide by "Id"

the curves u get this way are good enough to give you a first cut design which simulates very close to expected values. After that only minor tweaking is required to meet the corners.

I have myself used this many times.
