I suppose you are aware that the Channel Length Modulation Factor (lambda or CLM) depends on several parameters, very much on the channel length L itself, as well as on Vds and on the Inversion Coefficient IC. Below pls. find 3 pages with figures from Binkley's book "Tradeoffs and Optimization in Analog CMOS Design", from which you can find CLM values for your process depending on the a.m. parameters.

In these figures, the appropriate values are given as the Early Voltage VA or the normalized Early Voltage Factor VAL, where
lambda=CLM = 1/VA , and VAL = VA/L .
