Hi,

Why PMOS and NMOS in an nwell process have different Body effect coefficients?

The body-effect factor γ depends on its bulk doping concentration NB , which of course is different for PMOS and NMOS transistors:

\[\gamma = {\sqrt{2q\varepsilon_{Si}N_B }\over{C'_{ox}}\]
