Do you know the Nangate 15nm Open Source Digital Cell Library, or the FreePDK15 from the NCSU? In this case you don't need a technology file, but a simulation parameter file (or library), together with a FinFet model. Do you know the Nangate 15nm Open Source Digital Cell Library, or the FreePDK15 from the NCSU? I don't know if they contain simulation parameter files, and then FinFet models, but you could try and ask.
