Good IGBT 10~16A 600v SUITABLE for inverter.

There is also 10A version in the family but 15A is sort of safer...

I do not know what is your input voltage. SGL40N150D, I used in many and found reliable.
40 Amperes, 1500 volts with internal protection diode and TO264 package.
