What type of active device for power amplifier?

Hello!

What type of active device should I use for a power amplifier in 2.4 GHz ISM band?

I want ot use now pHemt. Is it good or I should use FET, HBT os something else?

If u can be more precise by giving us your specs, like P1dbm, BW,NF etc will help for pointing to different technologies

2.4 GHz ISM band, for O-QPSK modulation

So, the exact specs aren't made yet, but I want to utilieze what the ECC standard is allow.(max EIRP, power,...)

For Offset QPSQ ISM PA at 2.4GHz would be okay any of the processes that you mentioned (FET, HBT, pHEMT, SiGe, etc). The difference will be more or less efficiency and price.
