such as λn and λp of channel length modulation for NMOS and PMOS ;

such as Kn and Kp of intrinsic transconductance for NMOS and PMOS;

thanks.

sm.

λ is for design rules, you can get it defenitely from www.mosis.org

K is transconductance depend on process

MAybe u can try this :

I mean, λn and λp are for channel length modulation, not for design rules.

K, is transconductance dependent on your own process.

but i dont know to measure them.

the model file you can find the value

How to calculate the channel length modulation parameter when doing spice simulation . I can not find any useful equation to calculate their values. Can someone knows ?

As Sunking said, these are model parameters, you can try to get them in model. The equation? there are many analog design books which supplies it, you should take some time to find it.

Bg,

Hi,

Check the attachment for the measurement of lambda .
